چکیده
This paper presents enclosure effect comprehensive by 3D electromagnetic modeling, simulation and measurement of active MMIC with package/housing. When put inside a test box or package with a cavity, MMIC shows significant deviation from it RF On Wafer (RFOW) measurement data. Cavity resonance‟s adverse effects were analyzed by eigen mode solver using CST Microwave Studio and RFOW measurement and in test box data was matched by simulating package/house with the best suited RF absorbers.

متن کاملDesign of X Band High Power Amplifier MMIC Based on AlGaN/GaN HEMT
In this paper, we have presented an X band high power amplifier based on MMIC (Monolithic Microwave Integrated Circuit) technology for satellite remote sensing systems. We have used GaN HEMT process with 500 nm gate length technology with VD= 40 V and VG= -2 V in class E structure. The proposed two-stage power amplifier provides 25 dB power gain with maximum output power of 49.3 dBm at 10 GHz. ...
متن کاملNoise Performance of a Cryogenically Cooled 94 GHz InP MMIC Amplifier and Radiometer
We have developed an ultra-low noise 94 GHz MMIC amplifier using InGaAsfInAlAsfInP transistor technology. The MMIC designs incorporate a single transistor stage with input and output matching networks as well as gate and drain bias networks. Two MMICs have been incorporated into a single housing providing 10 dB of gain. At room temperature, the integrated amplifier has a measured noise of 365 K...

In order to meet the demand for mass production of 77GHz automotive radar systems, a low cost and high performance 38/77GHz AlGaAs/InGaAs PHEMT MMIC transmit amplifier with a multiplier has been realized. The chip is packaged in an inexpensive conventional non-hermetic package. Excellent power performance is demonstrated with a 15 dBm output power and 7 dB maximum conversion gain from 38 to 76....
